我司长年开发中红外区域量子级联激光器(以下QCL:Quantum Cascade Laser)、结合了多年积累的量子设计技术,以独创的反交叉双重高能态结构(Anticrossed dual-upper-state, AnticrossDAUTM),在世界上首次成功开发了室温下工作的单一芯片太赫兹波光源“太赫兹差频量子级联激光器”。它有望应用于科研成像,或以药物为代表的有机物光谱分析上。
* 量子级联激光器(QCL):因其发光层采用了特殊的量子结构,与以往的半导体激光不同,它可以在从中红外到远红外的特定波长区域实现高功率输出。
* 太赫兹(THz)波:THz是频率单位,是10的12次方(1万亿)Hz,频率约为1 THz的电磁波,具有电波和光之间的中间特性,波长在300微米(μm)左右的远红外区域。
<开发背景>
本新开发产品是可以在室温下产生频率为1~5THz的太赫兹波小型半导体光源。该半导体光源结合了滨松多年以来积累的量子结构设计技术、采用了发光制程完全不同于以往的反交叉双重高能态结构、为了使之发出双波长的红外光、在晶体内部加了衍射光栅。此外、我们通过设计波导结构来减少太赫兹波在半导体芯片内部的吸收、从而提高了输出效率。从1个半导体芯片产生2个波长的中红外光、通过利用它们频率差、成功且高效地实现太赫兹波的波长转换。目前,市场上销售的太赫兹QCL为了实现激光谐振,需要冷却机来使半导体器件冷却。而我们新研发的产品,采用中红外领域的QCL波长转换的方法,实现世上首个可在室温下就能工作的太赫兹QCL。因为不需要制冷,体积是市场上销售产品的2000分之一、重量约为其500分之一,是目前世界上尺寸最小的太赫兹QCL。
市场上有销售各种各样的小型半导体光源,如谐振隧穿二极管等,但其振荡频率1THz以下的亚THz范围。与之相对,我们开发的产品可以在高于1THz的频带中稳定地输出太赫兹波。
与使用传统的亚太赫兹光源相比,因为可以显著提高分辨率,非常期待它在文物的内部观察等学术研究类的高分辨率成像方面的应用,以及因为可以吸收高于1THz的高频带。也期待它在药剂、爆炸物光谱分析方面的应用。另外,由于目前太赫兹波段可在室温下工作的探测器种类有限,且响应速度极慢,灵敏度低。因此,期待将本产品作为标准光源,推进更高性能的太赫兹波检测器的开发。
今后,在推进产品化的同时,我们还将通过优化器件结构,提高太赫兹波的提取效率,进一步增加输出,并通过反交叉双重高能态结构扩大输出的频率范围。此外,我们在推进各种太赫兹应用领域的研发同时,将继续推进便携式太赫兹成像系统的发展。
<主要特点>
1.通过滨松独特的发光层结构,实现可在室温工作,为世界首例
具有极宽的波段,采用滨松独特的反交叉双重高能态结构,这与以往的结构有着本质上的不同,同时在晶体内部加了衍射光栅,使1个半导体芯片发出2个不同的中红外光,即通过同一芯片内部的非线性光学效应将波长转换为太赫兹光。在波长转换过程中,通过使多个量子能级发生谐振的反交叉双重高能态结构,实现了极高的转换效率。同时在波导结构上下功夫,减少了半导体芯片内的太赫兹波吸收。另外,由于采用了从中红外波段QCL的波长转换方法,无需制冷,是世界上首个可在室温工作的太赫兹QCL。

*量子能级:在原子级微观世界中,与日常世界不同,电子不能处于自由能状态,只能以离散的方式 获取离散的能量状态,此成为量子能级。
2.世界最小的太赫兹QCL
因为可以在室温下工作,所以不像市场上销售的其他太赫兹QCL,需要制冷系统在液氮温度(-196℃)进行冷却,体积减少到2000分之一,重量是500分之1,是世界上体积最小的太赫兹QCL。
<研发背景>
由于太赫兹波同时具有光和电波的特性,可以获取物体内部的透射图像并检测分子相互作用,因此对安全领域和光谱分析领域的应用给予了很大的期望。然而,需要制冷的传统太赫兹QCL,体积巨大且价格昂贵,仅限于在实验室中使用,因而没能将其应用推广以及产品化。因此,开发在室温下能稳定产生太赫兹波的小型半导体光源成为一个大的课题。
